What Unlocked Phone Under $250 to get?

My current phone: Samsung galaxy Ace is my first phone and after using it for a year i decided that i don't like it since it sometimes can't read my micro sd card it freezes from time to time and its Ram is small as hell as well as its internal memory storage and its pretty small. So im willing to spend $250 on getting a different phone. Doesn't have to be new, it can be used as long as it works and doesn't have like scratches all over the place or worse. So far i'm looking at these phones:
Motorola Moto G
Nokia Lumia 900
Nokia Lumia 820
Nexus 4(I've seen some use ones under 250 on ebay)
What do you guys think i should get? I'm open to other suggestions too. Thanks

IME that can really speed up an Android phone.

I'd look for a used S4. Lots of them out there now....

i highly recommand this smartphone a chinese off brand device,samsung galaxy appearance.if you got enough moey i certainly recommand original samsung to you.but if you have a limit budget.this is a nice choice.all function performs well.

While a Chinese smartphone (not from a major manufacturer such as Nokia, Samsung, Motorola for example) would be cheaper, there would be very limited tech support and no warranty support by a US cellular carrier.
